BYD has launched a new vehicle specification level IGBT 4.0, which provides a strong "China core" for overtaking in the corner of China's automobile industry, marking China's breakthrough in IGBT technology and breaking the technological monopoly of international giants. Breaking through the bottleneck of IGBT technology, heat dissipation is one of the indexes to be considered, which is related to the reliability, loss and life of module application. So, how does the heat conducting material help the new energy IGBT to dissipate heat?



   IGBT, known as "insulated gate bipolar transistor", is a composite full control voltage driven power semiconductor device composed of BJT and MOS, which has the feature of self turning off. For electric vehicles, IGBT directly controls the conversion between direct drive system and alternating current, which determines the torque and large output power of the vehicle, improves the efficiency and quality of power consumption, and has the characteristics of high energy saving and green environmental protection.



     Each power card of new energy vehicle generally consists of two IGBT chips and a half bridge composed of two continuous flow diodes FWD, including seven power card IGBT modules. Then, eight water-cooled chips are used to clamp and double-sided water-cooled the above power card IGBT. The rigid interface between the module and the cold chip is coated with thermal conductive silicone grease to reduce the contact thermal resistance and improve the thermal conductivity of the module The electric loss can be reduced by 20% with the water cooling method.
